Hi,
there are number of software available but most
popular among them are intelliSuite and Coventorware
especially designed for MEMS design and simulation.
General perception is that IntelliSuite is good for
Microfludics where as Coventor is good for
Electrostatic analysis. i have been using IntelliSuite
for last one and half year for
Electrostatic-structural analysis. but version i am
using is older one and has certain limitation but
their latiest version is very good and comprehensive. 
Ansys is very good and popular software but people do
have their own reservations about this. In my opnion
it requires lot of time to learn MEMS analysis in it.
this is what i am facing now a days. You need proper
training and strong background knowledge of FEM for
Ansys Multiphysics but Coventor and IntelliSuite are
comparatively user friendly and designed espeically
for MEMS. there are lot of other issues in MEMS design
like Mask layouts, Design rule checkings, process
designs which is not available in Ansys. So I would
suggest you to contact respective companies
(Intellisense software and Conventor)to get the
compartive statement of both software. 
another software is MEMSPro but that is not FEM based.
In MEMSPro you again need to learn Ansys for FEM
analysis.
So it purley depends upon your requirment that what
you wana do. So do a proper survey of all available
sofware and then decide about this critical issues.
