Try contacting Prof. Mark Law at the U. of Florida, regarding FLOOPS (successor to Suprem-IV). http://www.tcad.ee.ufl.edu/ Alternatively, contact one of the commercial vendors of Suprem and similar tools (Technology Modeling Associates, Dawn, Silvaco).
